If I have to take the respective series as a whole, Friday the 13th. The original Friday the 13th lags behind the first Halloween and A Nightmare on Elm Street entries for quality. I am thinking of Jason X, which came out in the early 2000s sometime (2001 maybe?). It is so ridiculous and fun. Highly recommended! I liked Freddy v. Jason. Nothing about it was particularly great, but I had been waiting for those two to fight since I was a kid so I was the target audience. I enjoyed it. I didnt particularly like the remake of Friday or Elm Street.
