Micheal Myers hands down. For his simplistic nature, his unexplainable pathology and seemingly blind hatred for all living things.
When a character does not have to speak and his legend and presence is enough to inspire fear, that is unique and all the more terrifying. He represents unstoppable and irretrievable evil, a void that sucks in all light.
Norman Bates is the o.g and his character is complex and his evil can be explained and to a certain degree, empathized with. The abuse he endured as a child/teenager is the core of his pathology where micheal myers is an unexplainable evil. It simply is. That is genius from a writing and character standpoint. He is a human and literal boogeyman. Not a smiling face behind the front desk of a motel with a darkness within but a darkness that starts in his eyes and consumes every fire of his being.
